What exactly do you get, and not like?
(The '1' being narrower than other digits makes a tiny difference;
  but hardly noticeable at all.)
What fonts are you actually using?

You could use a {tabular} environment, with columns right-aligned.
But this would leave too much space around the earlier 1-, 2-
and 3-digit primes.
